New Who or old Who.
Although the weeping angels are high up on the list, they take a second place to one monster that I find to be terrifying and we know NOTHING about.
Whatever that thing was on the planet of midnight. That is the scariest. That thing is strong, brilliant, and completely unknown. It's to us what the doctor is to the bad guys. Unknowable power and completely on the other side as us.

I agree the think from Midnight was very scary as well (but I couldn't help thinking "Just stop talking, you stupid humans, don't you understand you're making it worse???).
Permalink Reply by Ellen Lee on January 14, 2012 at 2:09pm The Vashta Nerada freaked me the heck out. I watched it at night and I kept thinking that all the shadows in my room contained Vashta Nerada and it was pretty darn scary when I had to switch off the lights before going to sleep, LET ME JUST TELL YA
Also, you know in the "Family of Blood" episode? Yeah, at the end where the Doctor traps "My Sister" in a mirror? I am forever scared by mirrors now, thank you Doctor
The Weeping Angels were pretty scary too, although not so much in the "The Time of Angels / Flesh and Stone" arc.
